650V Superjunction Power MOSFET in TOLL package

Toshiba has announced five 650V superjunction power MOSFETs housed in its new compact SMD TO-leadless (TOLL) package.

Measuring just 9.9 x 11.68 x 2.3 mm, the TK065U65Z, TK090U65Z, TK110U65Z, TK155U65Z and TK190U65Z have a 27% smaller footprint than the conventional D2PAK package.

Typical applications include server power supplies in data centres, photovoltaic (PV) power converters, uninterruptible power supplies (UPS) and other industrial applications.

The range has been extended with the DTMOS VI series products with low On-resistance of just 65 mΩ.

In addition, the 4-pin package includes theoption of a Kelvin source. This feature can reduce the parasitic inductance of the source terminal in the package and improve switching efficiency by suppressing oscillation.

Compared to the TK090N65Z, a device with equivalent voltage and on-resistance using the TO-247 package without Kelvin connection, the TK090U65Z features 68% lower switching loss at power-on and approximately 56% lower switching loss at power-off.

Using the latest generation of the 650V DTMOS VI superjunction power MOSFET series with the TOLL package will help engineers reduce the size and improve the efficiency of their end equipment.

DTMOS VI technology aims for maximum switching efficiency with the best figure of merit: Rds (on) x Qdg in its class.
